Korean industry sources report Samsung may delay mass production of hybrid bonding HBM to 2029-2030, aligning its introduction with NVIDIA's next-generation Feynman AI GPU platform. This hybrid bonding technology, which uses direct copper-to-copper bonding to eliminate micro bumps, is considered critical for enhancing bandwidth, reducing power consumption, and improving thermal dissipation in future HBM stacks.
